Abstract:
The Fraunhofer Center Nanoelectronic Technologies in Dresden, Germany, a Private Public Partnership with AMD Inc., Qimonda Dresden and Fraunhofer have ordered and received Imago's LEAP 3000X Si™ Atom Probe Microscope. The instrument will be utilized by researchers for analyzing the 3D atomic scale structure of semiconductor devices revealing previously not obtainable details including for example the position of dopants and the stochiometry of high-k interfaces.
